Overview
The UniFET™ MOSFET is a high-voltage MOSFET family based on planar stripe and DMOS technology. These MOSFETs are optimized to reduce on-resistance, delivering improved switching performance and higher avalanche energy capability. Through lifetime control, the body diode reverse recovery performance of UniFET FRFET MOSFETs is enhanced. The reverse recovery time (trr) is less than 100 ns with a reverse dv/dt ruggedness of 15 V/ns, compared to standard planar MOSFETs with trr exceeding 200 ns and reverse dv/dt ruggedness of 4.5 V/ns. As a result, in applications where MOSFET body diode performance is critical, it can reduce the need for additional components and improve system reliability. This device family is suited for switched-mode power converter applications such as power factor correction (PFC), flat panel display (FPD) TV power supplies, ATX power supplies, and electronic lamp ballasts.
